Ultrafast spectroscopy of a two-dimensional electron gas

Abstract

The nonlinear transmission measurements of the intersubband resonance on n-type modulation-doped GaAS/AlGaAs multiple quantum wells using ultrafast spectroscopy were presented. The sample multiple quantum wells were grown by molecular beam epitaxy and were differed in their electron density. For the measurements, optical Bloch equations were solved for all quantum wells since the electric field acting on a given quantum well was modified by the response from all quantum wells. It was observed that the nonlinear transmission was first decreased with increasing amplitude, reached a minimum, and then increased again.
